New 2.8kV Large Area Fast Thyristor

IXYS UK’s new fast thyristor with turn-off time of as little as 50μs has an average current rating of 3115A. The device is symmetrical blocking with Vdrm/Vrrm up to 2800V and is therefore suitable for both voltage and current fed applications.

The 83mm diameter silicon die are bonded to a metal disc using a new and improved process to ensure the best steady state and thermal transient performance and replaces older designs based on floating silicon.

The improved mechanical design of the package maximises performance and minimises material to give exceptional reliability in the arduous operating conditions experienced in a resonant power supplies for induction heating applications. With an average current rating of 3115A at a heatsink temperature of 55°C, the new device has slightly higher rating than the older floating silicon design it replaces while retaining the same mechanical footprint.

IXYS UK Westcode’s new fast thyristor has an improved pilot thyristor design and a redesigned distributed gate geometry for the main thyristor which provides improved gate trigger characteristics and transfer of current from the pilot device while retaining the requirement for high di/dt capability.

Providing the device is used in the correct thermal conditions, with a repetitive di/dt rating of 1000A/μs, the device can be used in applications with repetitive frequency up to 5Hz.

The die are encapsulated in 26mm thick, fully hermetic 75mm electrode contact diameter ceramic packages, with an industry standard overall diameter of 112mm.

The full symmetrical blocking device is available in two different switching classes at two standard voltage grades, part number designations are: 2400 volt parts are R3115TJ24J with tq 50μs and R3115TJ24K with tq 60μs; 2800 volt parts are R3115TJ28J with tq 50μs and R3115TJ28K with tq 60μs.
